PRODUCT CHANGE NOTICE Alternate Process Qualification – No Back Side Coating for the Listed Intersil WLCSP Products Refer to: PCN15001 Date : January 12, 2015 January 12, 2015 To: Our Valued Intersil Customer Subject: Alternate Process Qualification– No Back Side Coating for the Listed Intersil WLCSP Products This notice is to inform you that Intersil has qualified a change that standardizes the assembly process for the listed WLCSP (Wafer Level Chip Scale Package) packaged products. The change eliminates the epoxy coating on the backside of the product for flow standardization. The change is necessary to maintain product manufacturability in support of customer delivery requirements. A summary of the qualification results are included for reference. The remainder of the manufacturing operations (wafer fabrication, package level electrical testing, etc.) will continue to be processed to previously established conditions and systems. There will be no change in the external marking of the packaged parts or to the product data sheet electrical specification. Product affected by this change is identifiable via Intersil’s internal traceability system. Intersil will take all necessary actions to conform to agreed upon customer requirements and to ensure the continued high quality and reliability of Intersil products being supplied. Customers may expect to receive product manufactured with the changed materials beginning ninety days from the date of this notification or earlier with approval.
